In the third phase of MARIE, C02 is researching compact and efficient electronic THz arrays up to 1.5 THz with the aim of achieving long range, beam forming and agile beam steering in mobile THz applications. To this end, the InP RTD technology developed in the first two phases of MARIE is used, as well as the integration with SiGe chips demonstrated in the 2nd phase to achieve control of phase and frequency in the array by means of injection locking of the RTDs. The use of these compact, fundamental oscillator sources enables an order of magni-tude higher output power, corresponding to 100 or more RTDs integrated in the array.
